Qorvo has introduced six, 50 V, GaN power transistors designed for commercial and defense radar, avionics and communications applications. The 50 V operating voltage yields smaller device size with higher input and output impedances, which offer greater system efficiency and operating and system cost savings.
Two of the six transistors, QPD1009 and QPD1010, are available in low cost, 3x3 mm plastic QFN packages. The higher power QPD1015 and QPD1008 are available in "eared" and "earless" versions of the NI-360 industry standard package style.
Part Number | Frequency (GHz) | Psat (W) | P3dB (dBm) | PAE (%) | Small-Signal Gain (dB) | Package Style |
