Surface-mount Package
This surface-mount package simplifies the assembly of RF power transistors to create a high volume, low cost assembly technique. The SMT package, which is based upon the proprietary low temperature co-fired ceramic on metal technology, eliminates the need for Cu or CuW interposers by allowing the die to bond directly to the metal base. Available in either Kovar or CuMoCu metal systems, the RF power transistor package electrically isolates the surface-mount connections from the metal base ground or thermal layers by interconnecting them to multilayer circuitry or RF signal traces through buried or blind vias. This technique helps the package maintain high thermal dissipation in an SMT topology. Price: $2.00 (10,000).
