Teledyne e2v HiRel has released a 60 GHz radiation tolerant, SPDT reflective switch developed for high-reliability space and defense applications. Until now, 60 GHz switch technology has only been available with less rigorous, commercial testing and screening.

The TDSW0602T, available as a flip chip die, has low insertion loss, high isolation, fast switching time and high linearity from 20 kHz to 60 GHz.

The hi-rel switch is screened per MIL-PRF-38534 Class K for space applications, with the element evaluation performed on each wafer.

The TDSW0602T is manufactured on an UltraCMOS® process, an advanced SOI process developed by Peregrine Semiconductor, that delivers similar performance to GaAs with the integration and cost benefits of CMOS. The process has space-flight heritage and is TID radiation tolerant to 20 krad and immune to single event latchup, making it suitable for satellite and other high altitude, high-reliability applications.
