Peregrine Semiconductor announced two 60 GHz switches at European Microwave Week (EuMW), the highest frequency switch products fabricated with silicon on insulator (SOI) process technology. The PE42525 and PE426525 are reflective, single pole double throw (SPDT) switches that cover 9 kHz to 60 GHz. The two have identical RF performance, while the PE426525 has an extended temperature range from −55°C to +125°C, compared to −40°C to +105°C for the PE42525.
Parameter | Typical Performance |
---|---|
Frequency Range | 9 kHz–60 GHz |
Insertion Loss | 1.9 dB at 50 GHz |
Port-Port Isolation | 38 dB at 50 GHz |
Power Handling | 33 dBm P1dB at 40 GHz |
Linearity | 48 dBm IIP3 at 13.5 GHz |
Switching Time | 8 ns |
RF Rise/Fall Time | 4 ns |
Current Consumption | 450 nA |
ESD Rating | 2 kV HBM |
The PE42525 and PE426525 are available as a flip-chip die with 500 micron bump pitch. Flip-chip die eliminate bond wires, a source of performance variation at millimter wave frequencies.
Samples and evaluation kits are available now. For 1K quantity orders, the PE42525 die price is $40 (each), the PE426525 $48 (each).
These two switches extend Peregrine’s high frequency portfolio into frequencies previously dominated by GaAs, achieving better performance than GaAs at 50 GHz, based on an analysis by Kinana Hussain, director of marketing.
Peregrine’s high frequency product portfolio includes multiple switches, an image-reject mixer and monolithic phase and amplitude controllers (MPACs), all fabricated with Peregrine’s proprietary UltraCMOS® process.
